Shot-noise suppression in multimode ballistic Fermi conductors

چکیده
We have derived a general formula describing current noise in multimode ballistic channels connecting source and drain electrodes with Fermi electron gas. In particular ~at eV@kBT), the expression describes the nonequilibrium ‘‘shot’’ noise, which may be suppressed by both Fermi correlations and space charge screening. The general formula has been applied to an approximate model of a two-dimensional nanoscale, ballistic metal-oxide-semiconductor field-effect transistor. At large negative gate voltages, when the density of electrons in the channel is small, shot noise spectral density SI(0) approaches the Schottky value 2eI , where I is the average current. However, at positive gate voltages, when the maximum potential energy in the channel is below the Fermi level of the electron source, the noise can be at least an order of magnitude smaller than the Schottky value, mostly due to Fermi effects. @S0163-1829~99!50228-2#

Shot-noise suppression by Fermi and Coulomb correlations in ballistic conductors
We investigate the injection of degenerate Fermi-Dirac electrons into a multimode ballistic conductor under the space-charge-limited regime. The nonequilibrium current fluctuations were found to be suppressed by both Coulomb and Fermi correlations. We show that the Fermi shot-noise-suppression factor is limited below by the value 2kBT/«F , where T is the temperature and «F the Fermi energy of t...
متن کاملSemiclassical theory of shot noise in mesoscopic conductors
A semiclassical theory is developed for time-dependent current fluctuations in mesoscopic conductors. The theory is based on the Boltzmann-Langevin equation for a degenerate electron gas. The low-frequency shot-noise power is related to classical transmission probabilities at the Fermi level. For a disordered conductor with impurity scattering, it is shown how the shot noise crosses over from z...

In this paper, the experiment proved that shot noise is suppressed by Fermi and Coulomb interaction correlation. Meanwhile, the establishment of shot noise suppression factor (Fano) in ballistic transport nano-MOSFETs the Coulomb interaction correlation and the combination of the two effects are derived from separately considering the Fermi interaction correlation. And on this basis the variatio...

The Boltzmann-Langevin equation is used to relate the shot-noise power of a mesoscopic conductor to classical transmission probabilities at the Fermi level. This semiclassical theory is applied to tunneling through n barriers in series. For n → ∞ the shot noise approaches one third of the Poisson noise, independent of the transparency of the barriers. This confirms that the one-third suppressio...
متن کاملFractional exclusion statistics and shot noise in ballistic conductors
We study the noise properties of ballistic conductors with carriers satisfying fractional exclusion statistics. To test directly the nature of exclusion statistics we found that systems under weakly degenerate conditions should be considered. Typical of these systems is that the chemical potential m is in the thermal range umu ,3kBT . In these conditions the noise properties under current satur...
